UVLED (ultraviolet LED) is composed of one or more InGaN quantum Wells sandwiched in a thin GaN sandwich structure, and the active area formed is the cladding layer. By changing the relative proportion of inn-gan in InGaN quantum well, the emission wavelength can be changed from purple light to other light. AlGaN can be used to make cladding layer and quantum well layer in UVLED by changing the proportion of AlN, but the efficiency and maturity of these devices are poor. If the active quantum well layer is GaN, as opposed to InGaN or AlGaN alloy, the spectral range emitted by the device is 350~370nm.
Ultraviolet radiation is produced when the blue InGaN led pumps short pulses of electrons. Aluminium-containing nitride, especially AlGaN and AlGaInN, can be used to make devices with shorter wavelength and obtain UVLED with series wavelength. Leds with wavelengths of up to 247nm have been commercialized. Leds based on aluminum nitride that can emit ultraviolet radiation of 210nm have been developed successfully, and uvleds at bands of 250~270nm are also being vigorously developed.
Group III-V metal nitride - based semiconductors are ideal for making ultraviolet sources of radiation. Taking AlGaInN as an example, the energy radiated by the combination of electron and hole is 1.89~ 6.2ev at room temperature with the change of the proportion of each component. If the active layer of LED is simply composed of GaN or AlGaN, its ultraviolet radiation efficiency is very low, because the composite of electrons and holes is non-radiation composite. If a small amount of metal In is doped In this layer, the local energy level of the active layer will change, and the electrons and holes will radiate together. Therefore, when indium is doped in the active layer, the radiation efficiency at 380nm is about 19 times higher than that at the undoped layer
